    Study the Properties of AISb thin film and some applications<\/span><\/h3>\n

    The Abstract<\/span><\/h3>\n

    In the study binary and ternary of AISb and (Al1-xInxSb) respectively have been prepared with different in concentration (x= o.1, 0.3, 0.5), by mixing the component in a quartz tube under (2×10-4 torr<\/span><\/h3>\n

    The XRD result of prepared compound as well as fabricated thin films show that these samples possess(cubic) polycrystalline structure with preferred orientation of (211), and the grain size of the prepared sample increased with increasing In concentration<\/span><\/h3>\n

    In order to study the structural, optical and electrical properties, AISb and Al1-xInxSb thin films20 \u00b1150 nm, were deposited on to glass and n-type single crystal (111) silicon wafers via thermal evaporation at room temperature (27oC) and deposition rate of (4\u00b10.1) nm cm-1<\/span><\/h3>\n

    \u00a0\u00a0\u00a0 The surface topography was studied by AFM technique and the results show that the homogeneity of the surface was improved for the sample prepared with higher In concentration due to increase the grain size that led to decrease the grain boundaries<\/span><\/h3>\n

    The optical properties of the fabricated thin films show that these films possess high absorption in the visible region (400-700) nm of the electromagnetic radiation. the energy band gap calculation shows decreasing Eg from (2.2 eV) to (1.7eV) with increasing In concentration from (0.1 to 0.5) also, the optical constants (absorption coefficient, refractive index, extinction coefficient and real and imaginary dielectric constants) have been calculated<\/span><\/h3>\n

    The electrical properties of the prepared thin films show two different conduction mechanisms which means there were two activation energies one at low temperature (300-415) K and the other at high temperature (425-475) K. Hall effect measure mantis show that all the prepared thin films were (p-type), and the Hall constant decreased while the carrier concentration and carrier mobility increased when concentration increased<\/span><\/h3>\n

    The (I-V)characteristic curve for the prepared solar cells at both dark and light show increase the (efficiency (\u0572%), Fill factor (F.F%), maximum voltage (Vm),maximum Current density (Jm), Voltage open circuit (Voc), Short current density (Jsc) )with increasing In concentration, and the highest efficiency of (4.5%) was obtained from the solar cell fabricated with 0.3 In<\/span><\/h3>\n","protected":false},"excerpt":{"rendered":"
